DRAM together with NAND Flash is driving semiconductor technologies with wide spectrum of usage ranging from PC, mobile phone and digital home appliances to solid-state disk (SSD). However, the DRAM cell which consists of a data storage capacitor (1C) and a switching transistor (1T) is facing serious difficulty in shrinking the size of the capacitor whose capacitance needs to be kept almost constant (20~30fF) throughout generations. The availability of a new DRAM cell which does not rely on an explicit capacitor for storing its data is more than ever awaited for further increasing the bit density in the electronic devices. This book describes FBC (floating body cell), i.e., a single transistor DRAM cell without capacitor which stores data in a floating body of a MOS transistor. The cell is half the conventional 1T-1C DRAM cell in size and can be fabricated by the much cheaper process with high potential to be shrunk according to the feature size miniaturization.This book explains its operational principles, various methods of write or read and the scaling guideline along with many simulation and hardware measurement results which support the theoretical and simulated predictions on FBC properties. Memory design practices using FBC are also given to show its ability to be adapted to high density stand-alone memories as well as on-chip cache memories with high performance. Comprehensive survey on the published articles is given to foresee the future directions of FBC technologies.
